I. Crystal structure, classification and performance of alumina ceramic substrate
Alumina has many homogeneous crystals, such as α-Al2o3, β-Al2o3, γ-Al2o3, etc., of which α-Al2o3 has higher stability, its crystal structure is tight, physical properties and chemical properties are stable, with high density and mechanical strength advantages, and more applications in industry.
Alumina ceramics are classified by alumina purity, alumina purity of >99% is called corundum porcelain, alumina purity of 99%, 95% and 90% are called 99 porcelain, 95 porcelain and 90 porcelain, alumina ceramics with a content of > 85% are generally called high aluminum porcelain. The black alumina ceramic substrate is mostly used in semiconductor integrated circuits and electronic products, mainly because most electronic products have high photosensitivity, and the packaging material needs to have strong light shading to ensure the clarity of the digital display, so the black alumina ceramic substrate is used for packaging. With the continuous updating of modern electronic components, the demand for black alumina packaging substrate is also expanding, and at present, the research on the manufacturing process of black alumina ceramics is actively carried out at home and abroad.
The black alumina ceramics used in the packaging of electronic products, based on the needs of their application field, the choice of black coloring material needs to be combined with the performance of the ceramic raw material. For example, it is necessary to take into account that its ceramic raw materials need to have good electrical insulation, so in addition to taking into account the final coloration and mechanical strength of the ceramic substrate, the black coloring material also takes into account its electrical insulation, heat insulation and other functions of electronic packaging materials.
In the ceramic coloring process, the low temperature environment may affect the volatility of the coloring material and hold it for a certain period of time. Third, the process of making black alumina ceramic substrate by casting method
The casting method refers to the manufacturing process of adding solvents, dispersants, binders, plasticizers and other substances in the ceramic powder, so that the slurry is evenly distributed, and then the ceramic sheet of different specifications is made on the casting machine, also known as the scraper forming method. The ceramic substrates used in modern production are mostly multi-layer substrates, and the purity of alumina ceramics is 90.0~99.5%, the higher the purity, the better the performance, but the key problem is that the parts have higher requirements for sintering temperature, resulting in increased difficulty in manufacturing.
